標題: Understanding homoepitaxial growth of horizontal kinked GaN nanowires

摘要: Epitaxial horizontal nanowires (NWs) have attracted much attention due to their easily large-scale integration. From the reported literature, epitaxial growth is usually driven by minimization of strain between NW and substrate, which governs the growth along with specific crystallographic orientation. Here, we report the first homoepitaxial growth of horizontal GaN NWs from a surface-directed vapor-liquid-solid growth method. The NWs grow along with six symmetry-equivalent 1-100 (m-axis) directions, exhibiting a random 60 degrees/120 degrees kinked configuration. Owing to homoepitaxial growth, strain could be eliminated. From the obtained results, we suggest that the formation the horizontal NWs, and their growth direction /orientation is not directly related to the strain minimization. A general rule based on the epitaxial relationship and potential low-index growth orientation is proposed for understanding the arrangement of epitaxial horizontal NWs. It is deduced that kinking of the horizontal NWs was attributed to unintentional guided growth determined by the roughness of the substrates' surface. This study provides an insight for a better understanding of the evolution of epitaxial horizontal NWs, especially for the growth direction/orientation.

摘要: The effects of Ga composition on the electrical parameters of (Al,Ga)Sb/InAs two-dimensional electron gas have been investigated. The (Al,Ga)Sb/InAs structures are grown on GaAs (001) substrate by molecular-beam epitaxy with various Ga compositions in Al1-xGaxSb bottom barrier. The sheet resistance shows a crossover with the variation of temperature, and the temperature T* corresponding to this crossover decreases with increasing the Ga composition. The temperature dependence of the electron mobility is similar for the samples with different Ga compositions, while the temperature dependence of the carrier density is obviously different. Qualitative analyses reveal that the temperature dependent portion of carrier density is mainly determined by the interface-related donors. A thermal activation model is used to fit the temperature dependence of carrier density, and the fitting results imply that the thermal activation energies of the carriers are significantly affected by the Ga composition. Our results provide useful information for understanding the sources of carriers in the (Al,Ga)Sb/InAs systems, and provide one pathway for the modulation of the temperature dependent carrier density.

摘要: This work presents a highly sensitive biosensor based on a microcantilever and alternating current (AC) electrothermal technology. The AC electrothermal unit was developed and integrated with the cantilever chip to improve the capture efficiency of the molecules under test. The AC electrothermal effect enhanced the aggregation of molecules around the microcantilever, increased their binding probability to the sensor and improved the detection performance of the biosensor. This microcantilever sensor was used to detect Vibrio parahaemolyticus and achieved a detection limit of similar to 5 x 10(5) CFU ml(-1), one order of magnitude lower than that of the sensor without AC electrothermal technology. Meanwhile, the detection time was reduced to 40 min, nearly half that of the conventional cantilever sensors.

摘要: In this article, a reconfigurable mixer based on only one dual-polarization quadrature phase shift -keying modulator (DP-QPSKM) is proposed and comprehensively demonstrated for a radio-over-fiber (RoF) system. By changing the detection unit and adjusting the dc voltages, the single-ended, double-balanced, image (IM)-free, mixing spurs suppressed, and dispersion-immune mixing can be implemented. Experimental results show that the similar to 60-dB IM rejection ratio and the spur suppression ratio are achieved. Moreover, the dispersion-induced power fading is successfully compensated by the dc voltage adjustment. The spurious-free dynamic range (SFDR) is about 100.56 dB.Hz(2/3). Only one optical path is required without extra optical filters or phase-related devices, which makes the structure concise and stable. This structure would be more compact to meet the potential of integration if a dispersion medium with smaller size is available.

摘要: A compact multifrequency measurement system based on frequency-to-time mapping technology is proposed and experimentally demonstrated using an integrated frequency scanning signal generator. The relationship between the input microwave frequency and the time difference of a pair of pulses is established to realize the frequency information mapping to the time information. As a main part in the proposed frequency measurement system, the frequency-scanning signal is generated by heterodyning of two lasers with the monolithic integrated laser array, of which one is modulated on a saw-tooth signal. In the proposed frequency measurement system, it can measure single/multiple frequency microwave signals with a large bandwidth for high resolution and flexible tunable measurement range for multifrequency band. In the experimental demonstration, the single frequency measurement errors are less than 90 MHz within the measurement range from 4 to 12 GHz. For two-tone signal, the measurement resolution reaches about 150 MHz.

摘要: We demonstrate a tunable spin-orbit torque (SOT) switching in an antiferromagnetically coupled CoFeB/Ta/CoFeB trilayer through careful design of magnetic anisotropies, where the thicker bottom CoFeB layer has a relatively weak perpendicular magnetic anisotropy (PMA) and PMA of the upper CoFeB layer is robust. The unique anisotropy feature causes a strong sensitivity to the assistant field during SOT switching, resulting in a slanted magnetic moment and a highly tunable switching window defined by the difference in Hall resistance between two SOT switching states at zero current. By further reducing the PMA of bottom CoFeB, only the upper layer can be switched by SOT. Until now, there are three types of SOT switching in antiferromagnetically coupled ferromagnetic metal/nonmagnetic metal/ferromagnetic metal trilayers: simultaneous switching between two antiparallel states with strong PMA for both ferromagnetic layers, field-free switching where one layer has in-plane magnetization and the other has canted out-of-plane magnetization, and tunable switching reported in this work. Our findings enrich the physical phenomena in trilayer SOT and may have potential application in multilevel storage and neural computing.

摘要: We propose a novel optical 1x2 power splitter based on an asymmetric ladder-shaped multimode interference (MMI) coupler in silicon-on-insulator (SOI) which has an ultra-compact size of 3.3 mu mx2.4 mu m. A trapezoid with a small region is removed from the bottom left corner of the MMI coupler to achieve variable splitting ratio. The comparison with the asymmetric rectangular 1x2 splitter is numerically analyzed. By carefully optimizing the width of input taper, the proposed splitter shows a low phase deviation for the two output ports while keeping both of a low-loss performance and feasible splitting ratio. The simulated results show that the splitter can operate with an insertion loss less than 0.67 dB, a large range of splitting ratio from 50:50 to 11:89 and an ultra-low phase deviation less than 2.8 degrees among the C band spectra. 摘要: Ultraviolet (UV) 266-nm nanosecond (ns) laser was obtained through fourthharmonic-generation by using new nonlinear optical crystals of NaSr3Be3B3O9F4 (NSBBF) with different lengths. Since NSBBF crystals are prone to crack during laser experiments, we added a water-cooling device under NSBBF crystal in the experiment, and compared the experimental results under conditions of water cooling and no water cooling. Moreover, different laser focusing effects were explored to optimize the experimental conditions. The maximum optical conversion efficiency from 532 to 266 nm was 4.8% with the pump power of 2.8 W. The maximum average output power of the 266-nm UV laser was 420 mW when the 532-nm pump power was 23.82 W. The study provides research ideas and experimental basis for NSBBF crystal to realize higher-power 266-nm ns laser output. (C) 2020 Society of Photo Optical Instrumentation Engineers (SPIE)

標題: Recognition of distorted QR codes with one missing position detection pattern

摘要: Quick response (QR) codes are widely used in many fields. Various QR code recognition approaches have been proposed to improve the accuracy of decoding QR code. However, the recognition of distorted QR codes with one missing position detection pattern (PDP) remains a problem. In this study, based on the vector relationship and the structural features, the authors introduce a new method for decoding distorted QR code with one missing PDP. Three methods, Zxing, Halcon, and the newly proposed method, are used to test the decoding capability. For QR codes with one missing PDP, the experimental results show that the proposed method could meet the recognition angle range as much as 110 degrees, while Zxing fails to recognise, and the angle of decoding for Halcon is 90 degrees. Especially, the proposed method is available at an extremely harsh luminance and contrast environment, e.g. both phases as a 60% discount, when the decoding angle of Halcon is only 35 degrees, while the proposed one better than 2.7 times of it. Besides, the proposed method is more robust to decode the QR codes with a missing PDP under different backgrounds and noisy images.

標題: Polarization-Selective Bidirectional Absorption Based on a Bilayer Plasmonic Metasurface

摘要: We propose an alignment-free and polarization-selective bidirectional absorber composed of a one-dimensional bilayer Au grating array buried in a silicon nitride spacer. The absorptivity of the designed structure is more than 95% (77%) under normal forward (backward) TM-polarized light incidence, and is more than 80% (70%) within a forward (backward) incident angle up to 30 degrees. The great bidirectional absorption performance is illustrated by the resonance coupling of the surface plasmon polaritons (SPPs) resonance, the propagating surface plasmon (PSP) resonance and the localized surface plasmon (LSP) resonance under TM-polarized wave illumination. Moreover, the excitation of the Fano-like resonance mode of the proposed metasurface can produce two significantly different peaks in the absorption spectrum under the oblique TM-polarized incidence, which is beneficial for the plasmon-sensing application. Therefore, the proposed bidirectional metasurface absorber can be a candidate in the application of optical camouflage, thermal radiation, solar cells and optical sensing.

標題: High Extinction Ratio Polarization Beam Splitter Realized by Separately Coupling

摘要: A novel compact polarization beam splitter (PBS) based on a triple-waveguide directional coupler is presented. Among these three waveguides, the middle one is regarded as an input where the contrast of effective refractive index between fundamental modes is enhanced with dielectric-loaded waveguide. Confined into the waveguides with coupling lengths of 8.3 mu m (TM) and 9.9 mu m (TE) on both sides, the two fundamental modes are separately coupled. In virtue of the separated coupling structure, a high polarization extinction ratio (PER) of 45.6 dB together with a low insertion loss (< 0.3 dB) for TE mode, and meanwhile a moderate PER of 20.0 dB with an insertion loss of (< 0.1 dB) for TM mode are achieved at around 1.55 mu m. Furthermore, the operation bandwidth of this PBS, during which the PER is higher than 40 dB, is up to 80 nm for TE mode.
